三維射頻集成套用是矽通孔(TSV)三維集成技術的重要套用發展方向。隨著5G與毫米波套用的興起,基於高阻矽TSV晶圓級封裝的薄膜體聲波諧振器(FBAR) 器件、射頻微電子機械系統(RF MEMS)開關器件等逐漸實現商業化套用,TSV三維異質射頻集成逐漸成為先進電子信息裝備領域工程化套用的關鍵技術。
